After Industrial Control Board Solder undergoes 1000 high-low temperature cycles ranging from -40℃ to 85℃ in actual production lines, the solder joint cracking rate is lower than 0.03%, far better than the industry's conventional failure level of 0.15%. This result stems from the precise ratio of JJY solder, where the silver content is strictly controlled at 3.0±0.1wt% and the copper content at 0.5±0.05wt%. Combined with the SAC305 matrix, it achieves a gradient transition of the thermal expansion coefficient with the FR-4 substrate.
The Reflow Soldering profile must dynamically match the Solder Melting Point
If the peak temperature is set to 235℃ and the holding time exceeds 65 seconds, the coarsening trend of the Sn phase in JJY solder intensifies. However, after reducing the heating rate from 1.2℃/s to 0.8℃/s, the PCB warpage deformation is reduced by 37%, while the thickness of the solder joint IMC layer remains stable in the range of 3.2~4.1μm. This thickness not only ensures mechanical strength but also suppresses the formation of Kirkendall voids.
PCB pad and copper thickness design directly affects thermal stress distribution
When the surface copper thickness of the industrial control board increases from 18μm to 35μm, the shear stress at the solder joint edge decreases by 29%. However, if the solder mask opening size is not synchronously enlarged by 0.12mm, the probability of Solder Paste collapse increases by 44%. Therefore, the pad diameter, solder mask offset, and stencil opening area ratio must be adjusted in a coordinated manner. For example, for BGA 0.8mm pitch devices, the corresponding stencil thickness must be locked at 0.12mm and the opening ratio set to 88%.
High-low temperature cycle testing cannot be separated from the actual assembly state
Bare board test data is not referential. Cycle tests must be conducted on the complete machine after completing EMI shielding cover crimping, heat sink locking, and shell fastening. Because when the M2.5 screw locking torque reaches 0.55N·m, it induces an additional 0.17MPa shear stress in the BGA area. This stress, when superimposed with the temperature gradient, accelerates the transformation of Cu6Sn5 to Cu3Sn at the solder joint interface. JJY solder effectively delays this phase transformation rate by adding trace Ni elements.
On-site failure analysis should focus on the cross-sectional morphology of solder joints
Under a microscope, the appearance of a continuous gray-black band structure at the root of the solder joint indicates that early fatigue has occurred. At this time, EDS testing often shows that the Sn/Cu atomic ratio deviates from the 12:1 reference value by more than 18%. However, under the same number of cycles, JJY solder only exhibits discrete gray spots, indicating that its intermetallic compound growth is more uniform and the grain boundary slip resistance is higher.
